Abstract: In this liaison presentation, we will update on the DFT materials modeling study for electronic carrier transports for p-type oxides and 2D metal interconnect candidates. For the p-type oxides, DFT modeling is applied to screen and identify promising high hole mobility Sn(II)-O-X compounds. Following the crystalline p-type oxide modeling, DFT material design is further expanded to amorphous p-type oxide modeling for hole transport. Finally, DFT modeling is applied to 2D metallic materials for possible high conductivity interconnect candidates for EUV BEOL applications.
